TK100A06N1,S4X Description
TK100A06N1, S4X is a 60v Silicon N-channel MOS. The TK100A06N1, S4X N-channel enhancement-mode (normally-off) transistor utilizes a vertical DMOS structure and a well-proven silicon-gate manufacturing process. This combination produces a device with the power handling capabilities of bipolar transistors, and the high input impedance and positive temperature coefficient inherent in a MOS device.

Low drain-source on-resistance: RDS(ON) = 2.2 mΩ (typ.) (VGS = 10 V)
Low leakage current: IDSS = 10 µA (max) (VDS = 60 V)
Enhancement mode: Vth = 2.0 to 4.0 V (VDS = 10 V, ID = 1.0 mA)
